High-voltage solid-state switching devices are a necessary component of such high-tech devices as pulsed lasers, laser amplifiers, gas lasers, radar systems, laser rangefinders, as well as all kinds of electrovacuum devices and devices. Traditionally, Russian companies occupy serious positions in these areas on the world stage, however, the inability to buy a reliable Russian-made high-voltage switch significantly limits the potential for the development of science and industry. This problem became especially acute after the introduction of economic sanctions against Russia, since reliable high-voltage solid-state switches have been produced for many years only in Germany (Behlke) and England (e2v).

In this series of articles, the authors set the task of acquainting Russian equipment manufacturers with high-voltage power supplies, high-voltage solid-state switches and high-voltage pulse generators produced by the domestic company PARAMERUS LLC, to help navigate this science-intensive and high-tech industry of Power Electronics.

Switching high voltage and forming high voltage pulses is an extremely difficult task, due to the limitation of most high-speed high-voltage transistors with an operating voltage of 1.2 kV, and slower ones - 4.7 kV. Transistors with a high operating voltage are not widely available. Lamps, spark gaps, thyratrons, and high-voltage relays have long been used to switch voltages of greater amplitude, but each of these devices has significant drawbacks that limit their applicability. So, lamps are not capable of switching large pulsed currents, and due to their low efficiency, their heating is unacceptably high for modern applications. Surge arresters can switch voltage only in a small range, they are characterized by a low limiting frequency and fragility. Thyratrons require a high-power auxiliary dc filament source, and the shape of the high-voltage pulse obtained with their help is not only far from a perfect rectangle, but also drifts during their service life. The disadvantages of high-voltage relays are low limiting frequencies and fragility.

For the formation of high-voltage pulses, high-voltage solid-state switching devices have become a modern alternative to obsolete devices. They combine high durability and reliability, the ability to operate at frequencies up to several megahertz, as well as the ability to form rectangular pulses with a duration from tens of nanoseconds to unlimited. Due to the ability to operate in relay mode (opening for an unlimited time), the switches are also suitable for supplying direct current to a high voltage load, such as a traveling wave lamp (TWT). Electrically, the switches are high-voltage transistors with digital gate control, galvanic isolation of the power channel and an integrated anti-parallel high-voltage diode.

The key parameters of solid state switches are operating voltage, surge current, operating frequency, opening and closing speed, and average power dissipation.

In 2019, PARAMERUS LLC was registered in the Russian Federation, which set itself an ambitious goal - within 5 years to eliminate the misunderstanding that Russian developers depend on foreign-made high-voltage switches and provide the domestic market with high-voltage switches that will, at least, not worse than Western counterparts, both in terms of technical characteristics and in terms of industrial performance. All developed products were designed taking into account the requirements of the EU, US and China markets, and the products are positioned not only as import-substitution-oriented, but, first of all, as export-oriented.

As of April 2022, PARAMERUS LLC has mastered and put into commercial production high-voltage switches with an operating voltage of up to 25 kV and a peak current of up to 300 A.

High-voltage solid-state switches manufactured by PARAMERUS are divided into single-ended, double-ended, as well as switches for photonics applications. A single-ended switch is a high-voltage transistor with a galvanically isolated power part, which can be used to switch voltage of any polarity, or bipolar. The range of single ended switches includes the HVS-B, HVS-C, HVS-D and HVS-E series.

HVS-B is a series of ultra-compact high-voltage switches with operating voltage up to 10 kV, peak current up to 42 A and switching frequency up to 300 kHz, designed for mobile and mobile systems, as well as R&D. This type of switches is also suitable for budget solutions, as well as for applications where a slight heating of the switch is expected (no more than 10 W), for example, for Q-switching in solid-state and fiber pulsed lasers. The main advantage of this series of devices is their small size and weight.

HVS-C is the basic series of high-voltage switches with operating voltage up to 15 kV, peak current up to 250 A and switching frequency up to 200 kHz. This type of switches is characterized by high pulse power, a wide range of models and is suitable for a wide range of applications.

HVS-D is a series of high-voltage switches with increased operating voltage (up to 25 kV), peak current up to 100 A and switching frequency up to 30 kHz, designed to work with high-voltage microwave devices, pulsed radiation sources and electrostatic lenses. The devices of this series are characterized by increased noise immunity, which ensures stable operation of the device even in the presence of strong interference.

HVS-E is a series of high-voltage high-current high-power switches with operating voltage up to 20 kV, peak current up to 1000 A and switching frequency up to 50 kHz. Devices of this series are designed to operate in high-current high-voltage circuits, such as gas lasers and metal vapor lasers, plasma ignition systems, high-voltage motors. The HVS-E series switches are characterized by peak pulse power up to several megawatts, increased thermal conductivity of the case, a wide range of options for improved cooling.
